Large Wire capillary bonding is a segment within Standard bonding, performed on Standard applications such as power devices, Automotive ECUs, Power Amplifiers and Logic Devices.

Large Wire bonding capillary is usualy reserved for 1.5-3.0 mil wires and requires solid capillary designs, featuring large OR and a variety of IC and D/IC configurations.

Unless specified otherwise, Large Wire capillaries feature ICA of 120°. ICA of 90° is available on special request.

Kulicke & Soffa Large Wire capillary provides good bondability on a variety of surfaces, even ones with poor planarity, due to special OR and IC geometries and a unique surface finish. As in other applications, Kulicke & Soffa provides the tightest tolerances for Large Wire capillary bonding in the industry.
